"VL53L5CX_ULD_driver_1.3.1" and "CubeIDE_F401RE_Example" I could compile and run the project but when i try to debug it, I will always end up in the Hard Fault Handler. Has anyone an idea why this is happening?

I'm not sure but the firmware in the VL53L5 hates to be re-loaded. if it works and then you try to debug, you might be trying to re download the firmware, without powering down the sensor.
